磁场下InAs/InP矩形量子线中的电子结构

Electronic Structures of InAs/ InP Rectangular Quantum Wire

摘要/Abstract

摘要:

在有效质量近似下,利用微扰理论研究了矩形量子线中电子和空穴的基态能量.考虑形成量子线的2种材料晶格常数不同带来的形变势、电子和空穴在材料中的质量失配以及空穴有效质量的各向异性等因素,在矩形长度不变时,计算了电子和空穴的基态能量随磁场以及矩形宽度的变化情况.结果表明,粒子的基态能量随着磁场的增大而增大,随着矩形宽度的增大而减小;磁场增大时,不同尺寸量子线中电子的基态能量随磁场的变化曲线间距减小的趋势比空穴明显得多;在较高磁场下,电子的基态能量随量子线尺寸增大下降的趋势比低磁场时明显,而空穴的这种特征不明显.

Abstract:

Within the effective mass approximation and the perturbation method, the electron and hole ground -state energy in a magnetic field in the rectangular quantum wire are calculated. The deformation potential because of the difference between the lattice constants of the materials, the mismatch of material mass between the wire and the barrier and anisotropy of the hole mass is considered. The calculated results show that the ener - gy increases as the magnetic field increasing, and decreases as the width of rectangle increasing when the size of the length is fixed. The difference of the electron energies is smaller than that of hole in different wires, when the magnetic field increases. The electron energy decreases more gradually than the hole energy when the magnetic field is bigger.
